Abstract

The results of an investigation of the basic electric and power characteristics of 2.0-2.28 μm LEDs for spectroscopic measurements of nitrogen-containing molecules are reported. Room-temperature continuous-mode LEDs were produced from a double symmetric as well as nonsymmetric heterostructure based on the solid solutions GaInAsSb. Continuous-wave optical power ∼1.7 mW of the LED was achieved by optimizing the structure.
